I'd c/r 2.25-.2.5x here, AQ seems very unlikely unless he had like AQc. He might call a small raise with a two pair hand here.

i think the raise on the end doesn't average much profit, but if you have to do it to get all the loose (and rare) two pair calls.

Yeah that's true, AQc probably raises the flop or bets the turn especially when he turns the nuts. So if I raise the river here I don't think we ever see AQ, so raising can't hurt.
